SUMMARY

Mischenko L.A. Effect of Vanadium on defects formation in Cadmium
Telluride.- Manuscript.

Thesis for a candidate degree by speciality 01.04.07.-Solid State
Physics.-Institute of Semiconductor Physics of National Academy of
Sciences of Ukraine, Kyiv, 1998.

The dissertation is devoted to study of Vanadium-related defects in
Cadmium Telluride. The configuration and ionization energy of defects
associated with Vanadium have been determined. The effect of these
defects as well as their concentration dependence on electrical,
photoelectrical, optical and magnetic properties of CdTe has been
investigated. It is established that formation of complex defects begins
if Vanadium concentration in the CdTe melt exceeds the critical one.
Influences of various treatments, such as thermal annealing and
ultrasound treatment, on electrical and photoelectrical properties of
CdTe:V have been investigated. It is shown that thin near-surface layer
enriched by electrons contributes considerably in the changes of
electrical and photoelectrical properties of CdTe:V caused by ultrasound
treatment.
